Abstract: | O MoS2, assim como o grafite, é um cristal composto por camadas atômicas, cuja monocamada pode ser obtida por esfoliação micromecânica. Sua vantagem, porém, é a existência de "Gap" direto de energia, o que favorece sua aplicação na área de optoeletrônica.Aproveitando este potencial, neste trabalho fabricamos transistores de efeito de campo, com base na monocamada de MoS2, e estudamos fotocorrentes. Foram utilizadas duas condiçõesde excitação: Laser com energia maior e com energia menor do que o "Gap" da monocamada. No primeiro caso, obtivemos fotocorrentes mais intensas e com longos tempos de decaimento, demonstrando que o MoS2 possui boa fotoresponsividade a esta energia. O segundo caso,no entanto, não seria factível, pois a excitação é menor que o "Gap" de energia. Apesar disto, todas as amostras apresentaram fotocorrentes, embora com magnitudes inferiores - o que sugere a presença de estados de defeitos interiores ao "Gap". As medidas foram feitas com a amostra em diferentes ambientes e temperaturas. A fotocorrente, por sua vez, apresentou comportamentos distintos para as diversas condições impostas. Com base em nossos resultados, sugerimos que a fotocorrente em MoS2 é mediada por estados de defeitos interiores ao "Gap". Estes seriam os responsáveis pela fotocorrente com excitação abaixo do "Gap". |
Abstract: | MoS2, as graphite, is a layered crystal, with a monolayer counterpart obtained by mechanical exfoliation. Unlike graphene, it has a direct band gap, so it can be applied in optoeletronics. Taking advantage of this potential, we developed field-effect transistors, based on monolayer MoS2, to study its photocurrent properties. We investigate photocurrents in MoS2 by using laser excitation with energy above the gap and with sub-band energy. In the first case, we achieved high photocurrents, with long decay time. These results point out that MoS2 possess high sensitivity to light with energy larger than the band gap energy.In the second case, however, inter-band excitation is not possible but our devices show photoresponse, with low gains - which suggest the presence of defect states inside the gap. The measurements were carried out at diverse atmospheric and temperature conditions, andwe observed the photocurrent behavior depends on these imposed contitions. Our results point out that the photocurrent in MoS2 is governed by defects states inside the band gap. Those would take account for the sub-band gap photocurrent. |
